    • An ultracompact tapered coupler, which is suitable for mode transformation between a 220 nm high silicon wire waveguide and a Si/III-V hybrid waveguide, is proposed for Si/III-V heterogeneous integration. The tapered coupler is composed of three sections. Since the tapered coupler avoids exciting the unwanted high-order modes in the III-V waveguide, the length of the tapered coupler can be dramatically shortened. In the proposed structure, the total length of the trisectional tapered coupler can be as short as 8 mu m with a fundamental mode-coupling efficiency of over 95% in a bandwidth of over 100 nm. The alignment tolerance of the proposed structure is also analyzed.

    • The device and integration technology for silicon photonic transmitters are reviewed in this paper. The hybrid silicon platform enables on-chip lasers to be fabricated with silicon photonic circuits and can be integrated in the CMOS back-end flow. Laser arrays from multiple die bonding and quantum well intermixing techniques are demonstrated to extend the spectral bandwidth from the laser array of the transmitter. Two modulator technologies, silicon modulators and hybrid silicon modulators, are also described.

    • We have demonstrated a traveling-wave electroabsorption modulator based on the hybrid silicon platform. For a device with a 100 mu m active segment, the small-signal electro/optical response renders a 3 dB bandwidth of around 42 GHz and its modulation efficiency reaches 23 GHz/V. A dynamic extinction ratio of 9.8 dB with a driving voltage swing of only 2 V was demonstrated at a transmission rate of 50 Gb/s. This represents a significant improvement for modulators compatible with integration of silicon-based photonic integrated circuits.

    • The modulation response of an arbitrarily segmented traveling wave electroabsorption modulator (TW-EAM) with a non-periodic electrode layout is analyzed with an effective approach based on the transmission line theory. An optimization method based on a genetic algorithm is used to optimize the segmented electrode with additional capacitive pads for a TW-EAM. Optimized electrode structures are given for 165 mu m-length devices under standard 50 Omega RF termination condition and 210 mu m-length devices with smaller integrated resistors. Great enhancement of performances in modulation response is achieved as compared to the periodic design reported previously. The simulation with the parameters extracted from measurement results suggests that a 3 dB-bandwidth over 100 GHz could be achieved. The eye diagram from the simulation demonstrates that such devices would be competent for a 100Gb/s optical network.

    • Utilizing the lag effect in dry etching, a nonuniform silicon-on-insulator grating coupler is designed and fabricated. Over 80% (>-1dB) coupling efficiency is theoretically obtained and experimental coupling efficiency of 55% is achieved for TE polarization.

    • We present design, fabrication, and characterization of a silicon-on-insulator grating coupler of high efficiency for coupling between a silicon nanophotonic waveguide and a single mode fiber. By utilizing the lag effect of the dry etching process, a grating coupler consisting of nonuniform grooves with different widths and depths is designed and fabricated to maximize the overlapping between the upward wave and the fiber mode. The measured waveguide-to-fiber coupling efficiency of 64% (−1.9 dB) for the transverse electric polarization is achieved by the present nonuniform grating coupler directly defined on a regular silicon-on-insulator wafer.
