  • Characterization of Gate-Oxide Degradation Location for SiC MOSFETs Based on the Split C-V Method Under Bias Temperature Instability Conditions

    • Gate-oxide degradation has been one of the major reliability challenges of SiC mosfets. Comprehensive and accurate localization of gate-oxide degradation under bias temperature instability (BTI) conditions is important to improve the device reliability. The split C-V [gate-source capacitance C-GS (v(G)) and gate-drain capacitance C-GD (v(G))] method is proposed in this article to locate gate-oxide degradation. Moreover, a BTI automated characterization system integrated I-V and split C-V test is presented. The effect of gate-oxide degradation on threshold voltage and split C-V under dc and ac BTI conditions is investigated and the degradation location is analyzed. Furthermore, the degradation simulation is conducted with technology computer aided design (TCAD) to reveal the mechanism. The results show that the different parts of split C-V can characterize degradation location, the type, and energy level of traps. The acceptor traps near valence band and donor traps near conduction band cause gate-oxide degradation above the channel and junction field effect transistor (JFET) region in positive bias temperature instability (PBTI) and Negative Bias Temperature Instability (NBTI), respectively. In ac BTI, the gate-oxide degradation at the channel region is independent of v(G) polarity, while the opposite is true above JFET region. These findings help to improve the long-term operation reliability of gate oxide from the perspective of chip design and application.

    • The effect of VTH hysteresis on switching characteristics of SiC MOSFETs is investigated by TCAD in this paper. A device-circuit mixed-mode simulation model is built to simulate VTH hysteresis. The result illustrates that VTH hysteresis decreases VTH and increases channel mobility, which leads to earlier turn-on and larger ID. Moreover, the higher the interface state density (Dit) is, the more obvious the transient effect. However, ID remains unchanged with VTH hysteresis and it decreases with higher Dit without considering VTH hysteresis. Therefore, the VTH hysteresis is beneficial and the findings can be useful for distributing Dit when modeling the chip process.

    • The 3rd International Workshop on Gas-Dynamic Trap-based Fusion Neutron Source (GDT-FNS) was held through the hybrid mode on 13-14 September 2021 in Hefei, China, jointly organized by the Hefei Institutes of Physical Science (HFIPS), Chinese Academy of Sciences (CAS), and the Budker Institute of Nuclear Physics (BINP), Russian Academy of Sciences (RAS). It followed the 1st GDT-FNS Workshop held in November 2018 in Hefei, China, and the 2nd taking place in November 2019 in Novosibirsk, Russian Federation. With the financial support from CAS and China Association for Science and Technology (CAST), this workshop was attended by more than 80 participants representing 20 institutes and universities from seven countries, with oral presentations broadcast via the Zoom conferencing system. Twenty-two presentations were made with topics covering design and key technologies, simulation and experiments, steady-state operation, status of the ALIANCE project, multi applications of neutron sources, and other concepts (Tokamaks, Mirrors, FRC, Plasma Focus, etc). The workshop consensus was made including the establishment of the ALIANCE International Working Group. The next GDT-FNS workshop is planned to be held in May 2022 in Novosibirsk.

  • Diffraction data from aerosolized Coliphage PR772 virus particles imaged with the Linac Coherent Light Source

    • Single Particle Imaging (SPI) with intense coherent X-ray pulses from X-ray free-electron lasers (XFELs) has the potential to produce molecular structures without the need for crystallization or freezing. Here we present a dataset of 285,944 diffraction patterns from aerosolized Coliphage PR772 virus particles injected into the femtosecond X-ray pulses of the Linac Coherent Light Source (LCLS). Additional exposures with background information are also deposited. The diffraction data were collected at the Atomic, Molecular and Optical Science Instrument (AMO) of the LCLS in 4 experimental beam times during a period of four years. The photon energy was either 1.2 or 1.7keV and the pulse energy was between 2 and 4 mJ in a focal spot of about 1.3 mu m x 1.7 mu m full width at half maximum (FWHM). The X-ray laser pulses captured the particles in random orientations. The data offer insight into aerosolised virus particles in the gas phase, contain information relevant to improving experimental parameters, and provide a basis for developing algorithms for image analysis and reconstruction.

  • Analysis of Heritability and Shared Heritability Based on Genome-Wide Association Studies for 13 Cancer Types

    • Background: Studies of related individuals have consistently demonstrated notable familial aggregation of cancer. We aim to estimate the heritability and genetic correlation attributable to the additive effects of common single-nucleotide polymorphisms (SNPs) for cancer at 13 anatomical sites. Methods: Between 2007 and 2014, the US National Cancer Institute has generated data from genome-wide association studies (GWAS) for 49 492 cancer case patients and 34 131 control patients. We apply novel mixed model methodology (GCTA) to this GWAS data to estimate the heritability of individual cancers, as well as the proportion of heritability attributable to cigarette smoking in smoking-related cancers, and the genetic correlation between pairs of cancers. Results: GWAS heritability was statistically significant at nearly all sites, with the estimates of array-based heritability, h(l)(2), on the liability threshold (LT) scale ranging from 0.05 to 0.38. Estimating the combined heritability of multiple smoking characteristics, we calculate that at least 24% (95% confidence interval [CI] = 14% to 37%) and 7% (95% CI = 4% to 11%) of the heritability for lung and bladder cancer, respectively, can be attributed to genetic determinants of smoking. Most pairs of cancers studied did not show evidence of strong genetic correlation. We found only four pairs of cancers with marginally statistically significant correlations, specifically kidney and testes (rho = 0.73, SE = 0.28), diffuse large B-cell lymphoma (DLBCL) and pediatric osteosarcoma (rho = 0.53, SE = 0.21), DLBCL and chronic lymphocytic leukemia (CLL) (rho = 0.51, SE = 0.18), and bladder and lung (rho = 0.35, SE = 0.14). Correlation analysis also indicates that the genetic architecture of lung cancer differs between a smoking population of European ancestry and a nonsmoking Asian population, allowing for the possibility that the genetic etiology for the same disease can vary by population and environmental exposures. Conclusion: Our results provide important insights into the genetic architecture of cancers and suggest new avenues for investigation.

  • Mechanistic Insights into Solid-State p-Type Dye-Sensitized Solar Cells

    • The study of p-type dye sensitized solar cells (p-DSCs) is appealing but challenging. Although the devices have been studied for 20 years, the light conversion efficiency lags far behind those of n-DSCs. Very recently, on the basis of a core-shell structure, a novel solid-state p-DSC (p-ssDSCs) has been fabricated, which showed great enhancement in open-circuit voltage and dye regeneration rate. To further improve the performance of such devices, charge diffusion, recombination process, and the main limiting factors have to be understood. In the present paper, core-shell p-ssDSCs with ZnO as an electron conductor were fabricated by atomic layer deposition. The charge transport time was determined to be ca. 0.1 ms, which is about 2 orders of magnitude faster than those of typical liquid devices with I-/I-3(-) as a redox mediator. As a consequence, the devices exhibit the highest reported charge diffusion coefficient (D-d)' among p-DSCs. It is ascribed to an electron-limiting diffusion process by the ambipolar diffusion model, suggesting a different charge-transport-determining mechanism in contrast to liquid p-DSCs. The charge recombination rate is 1-2 orders of magnitude slower than its charge transport time, mandating that the estimated charge collection efficiency is near unity. Detailed analysis of the incident photon-to-electron conversion efficiency suggests that the energy conversion efficiency in these p-ssDSCs is currently limited by a large fraction of dyes that is not fully electrically connected in the device.

    • Solid state p-type dye sensitized NiO-dye-TiO2 core-shell solar cells with an organic dye PB6 were successfully fabricated for the first time. With Al2O3 as an inner barrier layer, the recombination process between injected holes in NiO and injected electrons in TiO2 was significantly suppressed and the charge transport time was also improved.

    • In this study, a core-shell NiO-dye-TiO2 mesoporous film was fabricated for the first time, utilizing atomic layer deposition technique and a newly designed triphenylamine dye. The structure of the film was confirmed by SEM, TEM, and EDX. Excitation of the dye led to efficient and fast charge separation, by hole injection into NiO, followed by an unprecedentedly fast dye regeneration (t(1/2) <= 500 fs) by electron transfer to TiO2. The resulting charge separated state showed a pronounced transient absorption spectrum caused by the Stark effect, and no significant decay was found within 1.9 ns. This indicates that charge recombination between NiO and TiO2 is much slower than that between the NiO and the reduced dye in the absence of the TiO2 layer (t(1/2) approximate to 100 ps).

    • This paper reports a procedure leading to shear exfoliation of pristine few-layer graphene flakes in water and subsequent site-selective formation of Cu/graphene films on polymer substrates, both of which are enabled by employing the water soluble 1-pyrenebutyric acid tetrabutylammonium salt (PyB-TBA). The exfoliation with PyB-TBA as an enhancer leads to as-deposited graphene films dried at 90 °C that are characterized by electrical conductivity of ∼110 S/m. Owing to the good affinity of the tetrabutylammonium cations to the catalyst PdCl42–, electroless copper deposition selectively in the graphene films is initiated, resulting in a self-aligned formation of highly conductive Cu/graphene films at room temperature. The excellent solution-phase and low-temperature processability, self-aligned copper growth, and high electrical conductivity of the Cu/graphene films have permitted fabrication of several electronic circuits on plastic foils, thereby indicating their great potential in compliant, flexible, and printed electronics.
