  • Robust estimation of bacterial cell count from optical density
  • 2020
  • Ingår i: Communications Biology. - : Springer Science and Business Media LLC. - 2399-3642. ; 3:1
  • Tidskriftsartikel (refereegranskat)abstract
    • Optical density (OD) is widely used to estimate the density of cells in liquid culture, but cannot be compared between instruments without a standardized calibration protocol and is challenging to relate to actual cell count. We address this with an interlaboratory study comparing three simple, low-cost, and highly accessible OD calibration protocols across 244 laboratories, applied to eight strains of constitutive GFP-expressing E. coli. Based on our results, we recommend calibrating OD to estimated cell count using serial dilution of silica microspheres, which produces highly precise calibration (95.5% of residuals <1.2-fold), is easily assessed for quality control, also assesses instrument effective linear range, and can be combined with fluorescence calibration to obtain units of Molecules of Equivalent Fluorescein (MEFL) per cell, allowing direct comparison and data fusion with flow cytometry measurements: in our study, fluorescence per cell measurements showed only a 1.07-fold mean difference between plate reader and flow cytometry data.

  • Wear Evaluation on Ni3Al/MnS Composite Related to Metallurgical Processes
  • 2012
  • Ingår i: Journal of Iron and Steel Research International. - 1006-706X. ; 19:7, s. 46-54
  • Tidskriftsartikel (refereegranskat)abstract
    • Iron alloyed Ni3Al with composition of Ni-18. 8A1-10. 7Fe0. 5Mn-0. 5Ti-0.2B in atom percent (NAC alloy)showed attractive tribological properties under unlubrication condition at room temperature. The alloy was preparedby hot isostatic pressing (HIP) process. The wear properties were associated with its intrinsic deformation mechanism.Unfortunately, the single phase NAC-alloy worked inadequately with its counterpart disk, and also showed apoor machinability. In the present work, NAC-alloy matrix composite with 6% (volume percent) MnS (manganese sulfide)particle addition was studied to improve its wear behaviors and performance on machining. Two metallurgical processes of HIP and vacuum casting were applied to produce the testing materials. Pin-on-disk (POD) measurements were carried outat room temperature. A commercial vermicular graphite cast iron was selected as a reference material. The counterpartdisk was made of a grey cast iron as liner material in ship engines. The contact pressures of 2. 83 MPa and 5. 66 MPawere normally applied in the tests. The investigation indicated that MnS particle addition in the NAC-alloy compositesfunctions as an effective solid lubricant, and improved wear properties and machinability of the materials. Obviously,as-cast NAC-alloy with in-situ formed MnS phase was working more effectively with the counterpart, comparingto the HIPed NAC-alloy composite with MnS particles. At the high contact pressure of 5.66 MPa, the specificwear rate of the as-cast NAC-alloy composite was high. The phenomenon of the negative effect is mostly due to thebrittle second NiAl phase as evidenced in the microstructure analysis.

  • Roadmap on energy harvesting materials
  • 2023
  • Ingår i: Journal of Physics. - : IOP Publishing. - 2515-7639. ; 6:4
  • Tidskriftsartikel (refereegranskat)abstract
    • Ambient energy harvesting has great potential to contribute to sustainable development and address growing environmental challenges. Converting waste energy from energy-intensive processes and systems (e.g. combustion engines and furnaces) is crucial to reducing their environmental impact and achieving net-zero emissions. Compact energy harvesters will also be key to powering the exponentially growing smart devices ecosystem that is part of the Internet of Things, thus enabling futuristic applications that can improve our quality of life (e.g. smart homes, smart cities, smart manufacturing, and smart healthcare). To achieve these goals, innovative materials are needed to efficiently convert ambient energy into electricity through various physical mechanisms, such as the photovoltaic effect, thermoelectricity, piezoelectricity, triboelectricity, and radiofrequency wireless power transfer. By bringing together the perspectives of experts in various types of energy harvesting materials, this Roadmap provides extensive insights into recent advances and present challenges in the field. Additionally, the Roadmap analyses the key performance metrics of these technologies in relation to their ultimate energy conversion limits. Building on these insights, the Roadmap outlines promising directions for future research to fully harness the potential of energy harvesting materials for green energy anytime, anywhere.

  • Optimization of Joint Cell, Channel and Power Allocation in Wireless Communication Networks
  • 2011
  • Doktorsavhandling (övrigt vetenskapligt/konstnärligt)abstract
    • In this thesis we formulate joint cell, channel and power allocation problems within wireless communication networks. The objectives are to maximize the user with mini- mum data throughput (Shannon capacity) or to maximize the total system throughput, referred to as the max-min and max-sum problem respectively. The complexity is stud- ied together with proposed optimization- and heuristic-based approaches. In the first paper an overall joint cell, channel and power allocation max-min prob- lem is formulated. We show that the decision problem is NP-hard and that the op- timization problem is not approximable unless P is equal to NP, for instances with a sufficiently large number of channels. Further, it follows that for a feasible binary cell and channel allocation, the remaining continuous power allocation optimization problem is still not approximable unless P is equal to NP. In addition, it is shown that first-order optimality conditions give global optimum of the single channel power al- location optimization problem, although the problem is in general not convex. In the following two papers heuristics for solving the overall problem are proposed. In the second paper we consider the single channel problem with convex combinations of the max-min and the max-sum objective functions. This variable utility provides the ability of tuning the amount of fairness and total throughput. The third paper investi- gates the multiple channel setting. On a system with three cells, eight mobile users and three channels, we perform an exhaustive search over feasible cell and channel alloca- tions. The exhaustive search is then compared to the less computationally expensive heuristic approaches, presenting potential earnings to strive for. A conclusion is that several of the proposed heuristics perform very well. The final paper incorporates fixed relay stations into the overall joint cell, channel and power allocation max-min problem. The complexity is inherited from the formula- tion without relay stations. Further, we propose a heuristic channel allocation approach that shows good performance, compared to an optimization based approach, in numer- ical simulations on the relay setting.

  • Electromechanical Behavior of Interdigitated SiO2 Cantilever Arrays
  • 2010
  • Ingår i: Chinese Physics Letters. - 1741-3540. ; 27:2
  • Tidskriftsartikel (refereegranskat)abstract
    • Bending and first flexural mode vibration behavior of electrostatic actuated nanometer-sized interdigitated cantilever arrays are characterized under vacuum conditions. The "pull-in" effect in dc driving and the "hard spring effect" in ac driving are observed. A mass sensitivity of 20 fg is expected for our devices due to the ultra-small mass of the arm and relative high.. factor. The mass-spring lump model combined with Green's function method is used to fit the dc driving behaviors including the pull-in voltage. For the ac driving case, the polynomial expansion of the capacitive force is used in the model. The successfully fittings of the pull-in voltage and the hard spring effect prove that our simulation method could be used for guiding the geometrical design of cantilever-based sensors.

  • Fe-substituted cobalt-phosphate polyoxometalates as enhanced oxygen evolution catalysts in acidic media
  • 2020
  • Ingår i: Cuihuà xuébào. - : Science Press. - 0253-9837 .- 1872-2067. ; 41:5, s. 853-857
  • Tidskriftsartikel (refereegranskat)abstract
    • All-inorganic and earth-abundant bi-/trimetallic hydr(oxy)oxides are widely used as oxygen evolution electrocatalysts owing to their remarkable performance. However, their atomically precise structures remain undefined, complicating their optimization and limiting the understanding of their enhanced performance. Here, the underlying structure-property correlation is explored by using a well-defined cobalt-phosphate polyoxometalate cluster [{Co-4(OH)(3)(PO4)}(4)(SiW9O34)(4)](32-) (1), which may serve as a molecular model of multimetal hydr(oxy)oxides. The catalytic activity is enhanced upon replacing Co by Fe in 1, resulting in a reduced overpotential (385 mV) for oxygen evolution (by 66 mV) compared to that of the parent 1 at 10 mA cm(-2) in an acidic medium; this overpotential is comparable to that for the IrO2 catalyst. These abundant-metal-based polyoxometalates exhibit high stability, with no evidence of degradation even after 24 h of operation.

  • Detection for multiple input multiple output channels : analysis of sphere decoding and semidefinite relaxation
  • 2006
  • Doktorsavhandling (övrigt vetenskapligt/konstnärligt)abstract
    • The problem of detecting a vector of symbols, drawn from a finite alphabet and transmitted over a multiple-input multiple-output (MIMO) channel with Gaussian noise, is of central importance in digital communications and is encountered in several different applications. Examples include, but are not limited to; detection of symbols spatially multiplexed over a multiple-antenna channel and the multiuser detection problem in a code division multiple access (CDMA) system. Two algorithms previously proposed in the literature are considered and analyzed. Both algorithms have their origin in other fields of science but have gained mainstream recognition as efficient algorithms for the detection problem considered herein. Specifically, we consider the sphere decoder and semidefinite relaxation detector. By incorporating assumptions applicable in the communications context the performance of the two algorithms is addressed. The first algorithm, the sphere decoder, offers optimal performance in terms of its error probability. Further, the algorithm has proved extremely efficient in terms of computational complexity for moderately sized problems at high signal to noise ratio (SNR). Although it is recognized that the algorithm has an exponential worst case complexity, there has been a widespread belief that the algorithm has a polynomial average complexity at high SNR. A contribution made herein is to show that this is incorrect and that the average complexity, as the worst case complexity, is exponential in the number of symbols detected. Instead, another explanation of the observed efficiency of the algorithm is offered by deriving the exponential rate of growth and showing that this rate, although strictly positive for finite SNR, is small in the high SNR regime. The second algorithm, the semidefinite relaxation (SDR) detector, offers polynomial complexity at the expense of suboptimal performance in terms of error probability. Nevertheless, previous numerical observations suggest that error probability of the SDR algorithm is close to that of the optimal detector. Herein, the near optimality is of the SDR algorithm is given a precise meaning by studying the diversity of the SDR algorithm when applied to the (real valued) i.i.d.~Rayleigh fading channel and it is shown that the SDR algorithm achieves the same diversity order as the optimal detector. Further, criteria under which the SDR estimates coincide with the optimal estimates are derived and discussed.

  • 2021
  • Ingår i: Horticulture Research. - : Oxford University Press (OUP). - 2052-7276 .- 2662-6810. ; 8:1
  • Tidskriftsartikel (refereegranskat)abstract
    • Polyploidization plays a key role in plant evolution, but the forces driving the fate of homoeologs in polyploid genomes, i.e., paralogs resulting from a whole-genome duplication (WGD) event, remain to be elucidated. Here, we present a chromosome-scale genome assembly of tetraploid scarlet sage (Salvia splendens), one of the most diverse ornamental plants. We found evidence for three WGD events following an older WGD event shared by most eudicots (the γ event). A comprehensive, spatiotemporal, genome-wide analysis of homoeologs from the most recent WGD unveiled expression asymmetries, which could be associated with genomic rearrangements, transposable element proximity discrepancies, coding sequence variation, selection pressure, and transcription factor binding site differences. The observed differences between homoeologs may reflect the first step toward sub- and/or neofunctionalization. This assembly provides a powerful tool for understanding WGD and gene and genome evolution and is useful in developing functional genomics and genetic engineering strategies for scarlet sage and other Lamiaceae species.

  • Convex Transmit Beamforming for Downlink Multicasting to Multiple Co-Channel Groups
  • 2006
  • Ingår i: Proceedings of the 31st IEEE International Conference on Acoustics, Speech and Signal Processing (ICASSP). - 142440469X ; , s. 973-976
  • Konferensbidrag (refereegranskat)abstract
    • We consider the problem of transmit beamforming to multiple cochannel multicast groups. Since the direct minimization of transmit power while guaranteeing a prescribed minimum signal to interference plus noise ratio (SINR) at each receiver is nonconvex and NP-hard, we present convex SDP relaxations of this problem and study when such relaxations are tight. Our results show that when the steering vectors for all receivers are of Vandermonde type (such as in the case of a uniform linear array and line-of-sight propagation), a globally optimum solution to the corresponding transmit beamforming problem can be obtained via an equivalent SDP reformulation. We also present various robust formulations for the problem of single-group multicasting, when the steering vectors are only approximately known. Simulation results are presented to illustrate the effectiveness of our SDP relaxations and reformulations.

  • Far-Field Multicast Beamforming for Uniform Linear Antenna Arrays
  • 2007
  • Ingår i: IEEE Transactions on Signal Processing. - 1053-587X .- 1941-0476. ; 55:10, s. 4916-4927
  • Tidskriftsartikel (refereegranskat)abstract
    • The problem of transmit beamforming to multiple cochannel multicast groups is considered for the important special case when the channel vectors are Vandermonde. This arises when a uniform linear antenna antenna (ULA) array is used at the transmitter under far-field line-of-sight propagation conditions, as provisioned in 802.16e and related wireless backhaul scenarios. Two design approaches are pursued: (i) minimizing the total transmitted power subject to providing at least a prescribed received signal-to-interference-plus-noise-ratio (SINR) to each intended receiver; and (ii) maximizing the minimum received SINR under a total transmit power budget. Whereas these problems have been recently shown to be NP-hard, in general, it is proven here that for Vandermonde channel vectors, it is possible to recast the optimization in terms of the autocorrelation sequences of the sought beam vectors, yielding an equivalent convex reformulation. This affords efficient optimal solution using modern interior point methods. The optimal beam vectors can then be recovered using spectral factorization. Robust extensions for the case of partial channel state information, where the direction of each receiver is known to lie in an interval, are also developed. Interestingly, these also admit convex reformulation. The various optimal designs are illustrated and contrasted in a suite of pertinent numerical experiments.

  • Quality of Service and Max-Min Fair Transmit Beamforming to Multiple Cochannel Multicast Groups
  • 2008
  • Ingår i: IEEE Transactions on Signal Processing. - 1053-587X .- 1941-0476. ; 56:3, s. 1268-1279
  • Tidskriftsartikel (refereegranskat)abstract
    • The problem of transmit beamforming to multiple cochannel multicast groups is considered, when the channel state is known at the transmitter and from two viewpoints: minimizing total transmission power while guaranteeing a prescribed minimum signal-to-interference-plus-noise ratio (SINR) at each receiver; and a "fair" approach maximizing the overall minimum SINR under a total power budget. The core problem is a multicast generalization of the multiuser downlink beamforming problem; the difference is that each transmitted stream is directed to multiple receivers, each with its own channel. Such generalization is relevant and timely, e.g., in the context of the emerging WiMAX and UMTS-LTE wireless networks. The joint problem also contains single-group multicast beamforming as a special case. The latter (and therefore also the former) is NP-hard. This motivates the pursuit of computationally efficient quasi-optimal solutions. It is shown that Lagrangian relaxation coupled with suitable randomization/cochannel multicast power control yield computationally efficient high-quality approximate solutions. For a significant fraction of problem instances, the solutions generated this way are exactly optimal. Extensive numerical results using both simulated and measured wireless channels are presented to corroborate our main findings.

  • 2005
  • Ingår i: Proceedings of the 1st IEEE International Workshop on Computational Advances in Multi-Sensor Adaptive Processing (CAMSAP). - 0780393228 ; , s. 109-112
  • Konferensbidrag (refereegranskat)abstract
    • The problem of transmit beamforming to multiple co-channel multicast groups is considered, from the viewpoint of guaranteing a prescribed minimum signal-to-interference-plus-noise-ratio (SINR) at each receiver. The problem is a multicast generalization of the SINR-constrained multiuser downlink beamforming problem: the difference is that each transmitted stream is directed to multiple receivers, each with its own channel. Such generalization is relevant and timely, e.g., in the context of 802.16 wireless networks. Based on earlier results for a single multicast group, the joint problem is easily shown to be NP-hard, a fact that motivates the pursuit of quasi-optimal computationally efficient solutions. It is shown that Lagrangian relaxation coupled with a randomization / co-channel multicast power control loop yields a computationally efficient high-quality approximate solution. For a significant fraction of problem instances, the solutions generated this way are exactly optimal. Carefully designed and extensive simulation results are presented to support the main findings.

  • 2019
  • Ingår i: Computer Vision – ECCV 2018 Workshops. - Cham : Springer Publishing Company. - 9783030110086 - 9783030110093 ; , s. 3-53
  • Konferensbidrag (refereegranskat)abstract
    • The Visual Object Tracking challenge VOT2018 is the sixth annual tracker benchmarking activity organized by the VOT initiative. Results of over eighty trackers are presented; many are state-of-the-art trackers published at major computer vision conferences or in journals in the recent years. The evaluation included the standard VOT and other popular methodologies for short-term tracking analysis and a “real-time” experiment simulating a situation where a tracker processes images as if provided by a continuously running sensor. A long-term tracking subchallenge has been introduced to the set of standard VOT sub-challenges. The new subchallenge focuses on long-term tracking properties, namely coping with target disappearance and reappearance. A new dataset has been compiled and a performance evaluation methodology that focuses on long-term tracking capabilities has been adopted. The VOT toolkit has been updated to support both standard short-term and the new long-term tracking subchallenges. Performance of the tested trackers typically by far exceeds standard baselines. The source code for most of the trackers is publicly available from the VOT page. The dataset, the evaluation kit and the results are publicly available at the challenge website (http://votchallenge.net).

  • Halogenated Ti3C2 MXenes with Electrochemically Active Terminals for High-Performance Zinc Ion Batteries
  • 2021
  • Ingår i: ACS Nano. - : AMER CHEMICAL SOC. - 1936-0851 .- 1936-086X. ; 15:1, s. 1077-1085
  • Tidskriftsartikel (refereegranskat)abstract
    • The class of two-dimensional metal carbides and nitrides known as MXenes offer a distinct manner of property tailoring for a wide range of applications. The ability to tune the surface chemistry for expanding the property space of MXenes is thus an important topic, although experimental exploration of surface terminals remains a challenge. Here, we synthesized Ti3C2 MXene with unitary, binary, and ternary halogen terminals, e.g., -Cl, -Br, -I, -BrI, and -ClBrI, to investigate the effect of surface chemistry on the properties of MXenes. The electrochemical activity of Br and I elements results in the extraordinary electrochemical performance of the MXenes as cathodes for aqueous zinc ion batteries. The -Br- and -I-containing MXenes, e.g., Ti3C2Br2 and Ti3C2I2, exhibit distinct discharge platforms with considerable capacities of 97.6 and 135 mA.g(-1). Ti3C2 (BrI) and Ti3C2 (ClBrI) exhibit dual discharge platforms with capacities of 117.2 and 106.7 mAh.g(-1). In contrast, the previously discovered MXenes Ti3C2Cl2 and Ti3C2 (OF) exhibit no discharge platforms and only similar to 50% of capacities and energy densities of Ti3C2Br2. These results emphasize the effectiveness of the Lewis-acidic-melt etching route for tuning the surface chemistry of MXenes and also show promise for expanding the MXene family toward various applications.

  • Ingår i: Scientific Reports. - : Springer Science and Business Media LLC. - 2045-2322. ; 3, s. 3331-
  • Tidskriftsartikel (refereegranskat)abstract
    • Pressure can tune material's electronic properties and control its quantum state, making some systems present disconnected superconducting region as observed in iron chalcogenides and heavy fermion CeCu2Si2. For CaC6 superconductor (T-c of 11.5 K), applying pressure firstTc increases and then suppresses and the superconductivity of this compound is eventually disappeared at about 18 GPa. Here, we report a theoretical finding of the re-emergence of superconductivity in heavily compressed CaC6. The predicted phase III (space group Pmmn) with formation of carbon nanofoam is found to be stable at wide pressure range with a Tc up to 14.7 K at 78 GPa. Diamond-like carbon structure is adhered to the phase IV (Cmcm) for compressed CaC6 after 126 GPa, which has bad metallic behavior, indicating again departure from superconductivity. Re-emerged superconductivity in compressed CaC6 paves a new way to design new-type superconductor by inserting metal into nanoporous host lattice.

    • Carbon can exist as isolated dumbbell, 1D chain, 2D plane, and 3D network in carbon solids or carbon-based compounds, which attributes to its rich chemical binding way, including sp-, sp(2)-, and sp(3)-hybridized bonds. sp(2)-hybridizing carbon always captures special attention due to its unique physical and chemical property. Here, using an evolutionary algorithm in conjunction with ab initio method, we found that, under compression, dumbbell carbon in CaC2 can be polymerized first into 1D chain and then into ribbon and further into 2D graphite sheet at higher pressure. The C2/m structure transforms into an orthorhombic Cmcm phase at 0.5 GPa, followed by another orthorhombic Immm phase, which is stabilized in a wide pressure range of 15.2-105.8 GPa and then forced into MgB2-type phase with wide range stability up to at least 1 TPa. Strong electron-phonon coupling. in compressed CaC2 is found, in particular for Immm phase, which has the highest lambda value (0.562-0.564) among them, leading to its high superconducting critical temperature T-c (7.9 similar to 9.8 K), which is comparable with the 11.5 K value of CaC6. Our results show that calcium not only can stabilize carbon sp(2) hybridization at a larger range of pressure but also can contribute in superconducting behavior, which would further ignite experimental and theoretical interest in alkaline-earth metal carbides to uncover their peculiar physical properties under extreme conditions.

    • A Ti-3(AlxCu1-x)C-2 phase with Cu atoms with a degree of ordering in the A plane is synthesized through the A site replacement reaction in CuCl2 molten salt. The weakly bonded single -atom -thick Cu layers in a Ti-3(AlxCu1-x)C-2 MAX phase provide actives sites for catalysis chemistry. As -synthesized Ti-3(AlxCu1-x)C-2 presents unusual peroxidase-like catalytic activity similar to that of natural enzymes. A fabricated Ti-3(AlxCu1-x)C-2/chitosan/glassy carbon electrode biosensor prototype also exhibits a low detection limit in the electrochemical sensing of H2O2. These results have broad implications for property tailoring in a nanolaminated MAX phase by replacing the A site with late transition elements.

  • Ingår i: Angewandte Chemie International Edition. - : Wiley. - 1433-7851 .- 1521-3773. ; 59:41, s. 17991-17995

    • Growth of covalent organic frameworks (COFs) as single crystals is extremely challenging. Inaccessibility of open-structured single-crystal COFs prevents the exploration of structure-oriented applications. Herein we report for the first time a non-interpenetrated single-crystal COF, LZU-306, which possesses the open structure constructed exclusively via covalent assembly. With a high void volume of 80 %, LZU-306 was applied to investigate the intrinsic dynamics of reticulated tetraphenylethylene (TPE) as the individual aggregation-induced-emission moiety. Solid-state(2)H NMR investigation has determined that the rotation of benzene rings in TPE, being the freest among the reported cases, is as fast as 1.0x10(4) Hz at 203 K to 1.5x10(7) Hz at 293 K. This research not only explores a new paradigm for single-crystal growth of open frameworks, but also provides a unique matrix-isolation platform to reticulate functional moieties into a well-defined and isolated state.

  • Ingår i: IEEE Electron Device Letters. - : Institute of Electrical and Electronics Engineers (IEEE). - 0741-3106 .- 1558-0563. ; 30:6, s. 608-610
  • Tidskriftsartikel (refereegranskat)abstract
    • The presence of carbon at the interface between NiSi and Si has been found to participate in the process of modification of effective Schottky barrier heights using the dopant segregation (DS) method. Carbon alone results in an increased phi(bn) from 0.7 to above 0.9 eV. Boron diffusion in NiSi is inhibited by carbon, and no B-DS at the NiSi/Si interface occurs below 600 degrees C. Above this temperature, B-DS at this interface is evident thus keeping phi(bn) high. The presence of interfacial carbon leads to an increased interfacial As concentration resulting in beneficial effects in tuning phi(bn) above 1.0 eV by As-DS.

  • Tidskriftsartikel (refereegranskat)abstract
    • In this work, the effects of carbon pre-silicidation implant into Si(1 0 0) substrate on NiSi were investigated. NiSi films with carbon pre-silicidation implant to different doses were characterized by means of sheet resistance measurements, X-ray diffraction, scanning electron microscopy (SEM), planar view transmission electron microscopy (TEM) and second ion mass spectroscopy (SIMS). The presence of C is found to indeed significantly improve the thermal stability of NiSi as well as tends to change the preferred orientations of polycrystalline NiSi. The homogeneously distributed C at NiSi grain boundaries and C peak at NiSi/Si interface is ascribed to the improved thermal stability of NiSi. More importantly, the dose of carbon pre-silicidation implant also plays a key role in the formation of NiSi, which is suggested not to exceed a critical value about 5 x 10(15) cm(-2) in practical application in accordance with the results achieved in this work. As the bulk work function of NiSi lies close to the middle of Si bandgap, the Schottky barrier height (SBH) of NiSi is rather large for both electron (similar to 0.65 eV) and hole (similar to 0.45 eV). Different approaches have therefore been intensively investigated in the literature aiming at reducing the effective SBH: dopant segregation (DS), surface passivation (SP), and alloying, in order to improve the carrier injection into the conduction channel of a field-effect transistor. The present work explores DS using B and As for the NiSi/Si contact system. The effects of C and N implantation into Si substrate prior to the NiSi formation are examined, and it is found that the presence of C yields positive effects in helping reduce the effective SBH to 0.1-0.2 eV for both conduction polarities. A combined use of DS or SP with alloying could be considered for more effective control of effective SBH, but an examination of undesired compound formation and its probable consequences is necessary. Furthermore, an analysis of the metal silicides that have a small "intrinsic" SBH reveals that only a very small number of them are of practical interest as most of the silicides require either a high formation temperature or possess a high specific resistivity.

  • Thermal Stability and Dopant Segregation for Schottky Diodes With Ultrathin Epitaxial NiSi(2-y)

  • Tidskriftsartikel (refereegranskat)abstract
    • The Schottky barrier height (SBH) of an ultrathin epitaxial NiSi(2-y) film grown on Si(100) is modified significantly by means of dopant segregation (DS). The DS process begins with the NiSi(2-y) formation and is followed by dopant implantation and drive-in annealing. The rapid lattice restoration and superior morphological stability upon heat treatment up to 800 degrees C allow the epitaxial NiSi(2-y) film to take full advantage of the DS process. For drive-in annealing below 750 degrees C, the effective SBH is altered to similar to 0.9-1 eV for both electrons and holes by B-DS and As-DS, respectively, without deteriorating the integrity of the NiSi(2-y) film.
