  • A transmission line method for evaluation of vertical InAs nanowire contacts

    • In this paper, we present a method for metal contact characterization to vertical semiconductor nanowires using the transmission line method (TLM) on a cylindrical geometry. InAs nanowire resistors are fabricated on Si substrates using a hydrogen silsesquioxane (HSQ) spacer between the bottom and top contact. The thickness of the HSQ is defined by the dose of an electron beam lithography step, and by varying the separation thickness for a group of resistors, a TLM series is fabricated. Using this method, the resistivity and specific contact resistance are determined for InAs nanowires with different doping and annealing conditions. The contacts are shown to improve with annealing at temperatures up to 300 degrees C for 1min, with specific contact resistance values reaching down to below 1 Omega mu m(2).   • Electrical Characterization and Modeling of Gate-Last Vertical InAs Nanowire MOSFETs on Si

    • Vertical InAs nanowire transistors are fabricated on Si using a gate-last method, allowing for lithography-based control of the vertical gate length. The best devices combine good ON- and OFF-performance, exhibiting an ON-current of 0.14 mA/μm, and a sub-threshold swing of 90 mV/dec at 190 nm LG. The device with the highest transconductance shows a peak value of 1.6 mS/μm. From RF measurements, the border trap densities are calculated and compared between devices fabricated using the gate-last and gate-first approaches, demonstrating no significant difference in trap densities. The results thus confirm the usefulness of implementing digital etching in thinning down the channel dimensions.

  • InAs nanowire MOSFETs in three-transistor configurations: single balanced RF down-conversion mixers.

    • Integration of III-V semiconductors on Si substrates allows for the realization of high-performance, low power III-V electronics on the Si-platform. In this work, we demonstrate the implementation of single balanced down-conversion mixer circuits, fabricated using vertically aligned InAs nanowire devices on Si. A thin, highly doped InAs buffer layer has been introduced to reduce the access resistance and serve as a bottom electrode. Low-frequency voltage conversion gain is measured up to 7 dB for a supply voltage of 1.5V. Operation of these mixers extends into the GHz regime with a [Formula: see text] cut-off frequency of 2 GHz, limited by the optical lithography system used. The circuit dc power consumption is measured at 3.9 mW.

    • In this work, we present a novel self-aligned gate-last fabrication process for vertical nanowire metal-oxide-semiconductor field-effect transistors. The fabrication method allows for exposure dose-defined gate lengths and a local diameter reduction of the intrinsic channel segment, while maintaining thicker highly doped access regions. Using this process, InAs nanowire transistors combining good on-and off-performance are fabricated demonstrating Q = gm,max/SS = 8.2, which is higher than any previously reported vertical nanowire MOSFET.

    • We have fabricated single balanced down-conversion mixer circuits using InAs nanowire MOSFETs as both active and passive devices. This is achieved by a combination of electron beam lithography and UV-lithography with a line width of 12 mu m. The circuits exhibit a low frequency voltage conversion gain of 6 dB, a -3 dB cutoff frequency of 2 GHz and a power consumption of 3.8 mW, while operating at a supply voltage of 1.5 V. The circuits retain circuit functionality even for a supply voltage of 1 V.

    • Climate change is not only about changes in means of climatic variables such as temperature, precipitation and wind, but also their extreme values which are of critical importance to human society and ecosystems. To inspire the Swedish climate research community and to promote assessments of international research on past and future changes in extreme weather events against the global climate change background, the Earth Science Class of the Royal Swedish Academy of Sciences organized a workshop entitled 'Extreme weather events in a warming world' in 2019. This article summarizes and synthesizes the key points from the presentations and discussions of the workshop on changes in floods, droughts, heat waves, as well as on tropical cyclones and extratropical storms. In addition to reviewing past achievements in these research fields and identifying research gaps with a focus on Sweden, future challenges and opportunities for the Swedish climate research community are highlighted.

    • Avhandlingen, baserad på intervjuer med 58 studenter vid tre olika program vid Högskolan i Halmstad, behandlar de skäl olika studentgrupper beskriver för att börja studera, deras upplevelser av mötet med högskolemiljön, och vilken betydelse de en lokal högskola kan ha. Trots olika åtgärder var den sociala snedrekryteringen till högre utbildning i stort sett oförändrad mellan 1960 och 1990. Under 1990-talet skedde en utjämning, men 1999 kom fortfarande bara 24% av studenterna vid svenska universitet från arbetarklasshem, trots att de utgjorde 35% av hela befolkningen. Studenter med högutbildade föräldrar uppger att de egentligen inte träffar ett aktivt val att börja högre studier, det uppfattas snarare som en naturlig del av vuxenblivandet. Barn från hem utan utbildningstraditioner ger en annan beskrivning. De beskriver valet att utbilda sig som ett val bland flera andra, och att de fått stöd från föräldrarna oavsett vad de valt. För barn till lågutbildade var det ofta fråga om en särskild händelse som gjorde att utbildning blev ett aktuellt alternativ. I studien har det varit möjligt att jämföra hur både klassresenärer och arvtagare beskriver mötet med och vistelsen på högskolan. Båda grupperna beskriver hur de upplever miljön som förvirrande och otrygg. Arvtagarna utvecklar emellertid strategier för att hantera situationen, eftersom den är svårare att ifrågasätta för dessa - utbildningen är ju en naturlig del av vuxenblivandet. Klassresenärerna är däremot mer benägna att ifrågasätta studierna. Klassresenärerna beskriver hur de upplever att de förändras ifråga om språk och förhållningssätt under studierna, männen i mer positiva ordalag, kvinnor med en viss tvehågsenhet.

    • RF and DC characterization of vertical InAs nanowire MOSFET on Si substrates are presented. Nanowire arrays are epitaxially integrated on Si substrates by use of a thin InAs buffer layer. For device fabrication, high-k HfO2 gate dielectric and wrap-gates are used. Post-deposition annealing of the high-k is evaluated by comparing one annealed and one not-annealed sample. The annealed sample show better DC characteristics in terms of transconductance, g(m) = 155 mS/mm, and on-current, I-on = 550 mA/mm. Box plots of on-current, on-resistance and transconductance for all 190-nanowire-array transistors on the annealed sample suggest that the electrical properties of the nanowires are preserved when scaling the nanowire diameter. Finally, high frequency characterisation yields a unity current gain cut-off frequency of f(t) = 9.3 GHz for the annealed sample and f(t) = 2.0 GHz for the not-annealed sample.     • We present dc and RF characterization of InAs nanowire field-effect transistors (FETs) heterogeneously integrated on Si substrates in a geometry suitable for circuit applications. The FET consists of an array of 182 vertical InAs nanowires with about 6-nm HfO high-gate dielectric and a wrap-gate length of 250 nm. The transistor has a transconductance of 155 mS/mm and an on-current of 550 mA/mm at a gate voltage of 1.5 V and a drain voltage of 1 V. S-parameter measurements yield an extrinsic cutoff frequency of 9.3 GHz and a extrinsic maximum oscillation frequency of 14.3 GHz.

    • The material quality at high-k interfaces are a major concern for FET devices. We study the effect on two types of InAs nanowire (NW) transistors and compare their characteristics. It is found that by introducing an inner layer of Al2O3 at the high-kappa interface, the low frequency noise (LFN) performance regarding gate voltage noise spectral density, S-Vg, is improved by one order of magnitude per unit gate area.

  • Extrinsic and Intrinsic Performance of Vertical InAs Nanowire MOSFETs on Si Substrates

    • This paper presents DC and RF characterization as well as modeling of vertical InAs nanowire MOSFETs with LG = 200 nm and Al2O3/HfO2 high-κ dielectric. Measurements at VDS = 0.5 V show that high transconductance (gm = 1.37 mS/μm), high drive current (IDS = 1.34 mA/μm), and low on-resistance (RON = 287 Ωμm) can be realized using vertical InAs nanowires on Si substrates. By measuring the 1/f-noise, the gate area normalized gate voltage noise spectral density, SVG·LG·WG, is determined to be lowered one order of magnitude compared to similar devices with a high-κ film consisting of HfO2 only. Additionally, with a virtual source model we are able to determine the intrinsic transport properties. These devices (LG = 200 nm) show a high injection velocity (vinj = 1.7·107 cm/s) with a performance degradation for array FETs predominantly due to an increase in series resistance.

Circuits with 6 dB low-frequency voltage gain and a 3 dB bandwidth of 2 GHz are measured for a DC power consumption of 3.8 mW from a 1.5 V supply. The circuits are fabricated using contacts made with 12 μmline- width optical lithography.

    • This paper presents RF as well as low-frequency capacitance–voltage (C–V) characterization of vertical wrap-gated InAs/high-κ nanowire MOS capacitors. A full equivalent circuit model for traps is used to fit the low-frequency C–V characteristics, from which the interface trap density (Dit) and border trap density (Nbt) are evaluated separately. The results show comparable Nbt but far lower Dit (<10E12 eV−1cm−2 near the conduction band edge) for a nanowire MOS gate-stack compared with planar references. In the RF domain, the influence of nanowire series resistances become significant, and by introducing a distributed RC-model, the nanowire resistivity (ρnw) is evaluated from the capacitance data as a function of the gate bias. An ON/OFF ρnw ratio of 10E−2 is obtained for the best device. Using the measured data, the quality factor is finally evaluated both for fabricated and ideal capacitors. The results agree well with simulated data.

  • Vibrational wave packet dynamics in NaK : The A (1)Sigma(+) state

    • A combined experimental and theoretical study of the vibrational wave packet dynamics for the NaK molecule in the A (1)Sigma(+) state is presented. The experiment utilises a 790 nm one-colour femtosecond pump-probe scheme with detection of a previously nor reported dissociation pathway of the 3 (1)Pi(+) state, leading to the Na(3p) + K(4s) product channel. The dissociation is suggested to proceed via either collisionally mediated processes or a molecular cascading process via the 4 (1)Sigma(+) state, which crosses several states correlating to the Na(3p) + K(4s) limit. Time-dependent quantum mechanical calculations are used for studying the dynamics in detail. Simulations are performed both for 790 nm and for 766 nm, to relate also to earlier studies. The previous interpretations of the probe processes are revised. Inclusion of vibrational and rotational temperature effects are shown to be crucial for explaining the shape of the signal and the vibrational period, and leads to excellent agreement with the experiments.

  • Genetic association study of QT interval highlights role for calcium signaling pathways in myocardial repolarization

    • The QT interval, an electrocardiographic measure reflecting myocardial repolarization, is a heritable trait. QT prolongation is a risk factor for ventricular arrhythmias and sudden cardiac death (SCD) and could indicate the presence of the potentially lethal mendelian long-QT syndrome (LQTS). Using a genome-wide association and replication study in up to 100,000 individuals, we identified 35 common variant loci associated with QT interval that collectively explain ∼ 8-10% of QT-interval variation and highlight the importance of calcium regulation in myocardial repolarization. Rare variant analysis of 6 new QT interval-associated loci in 298 unrelated probands with LQTS identified coding variants not found in controls but of uncertain causality and therefore requiring validation. Several newly identified loci encode proteins that physically interact with other recognized repolarization proteins. Our integration of common variant association, expression and orthogonal protein-protein interaction screens provides new insights into cardiac electrophysiology and identifies new candidate genes for ventricular arrhythmias, LQTS and SCD. © 2014 Nature America, Inc.

    • Invasive disease caused by antibiotic resistant pneumococci is a worldwide problem. All invasive pneumococcal strains in an area of south-west Sweden with 1.7 million inhabitants were collected prospectively during 1998-2001. Minimum inhibitory concentrations (MICs) were determined by E-test and correlated to serotypes and clinical characteristics. Of 827 strains, 744 (90%) were susceptible (S) to all agents tested and 83 (10%) were indeterminate (I) or resistant (R) to at least 1 agent. 22 isolates (2.7%) were I to penicillin (MIC >0.06 to < or = 1.0 mg/l), but none were R (MIC >1.0 mg/l). Numbers and proportions of decreased susceptibility against other agents tested were as follows: erythromycin R: 30 (3.6%), clindamycin R: 6 (0.7%), tetracycline R: 16 (1.9%), moxifloxacin R: 1 (0.1%), cotrimoxazole I: 17 (2%) and R: 31(4%). Non-susceptibility to at least 1 agent was not correlated with age, clinical manifestation, underlying diseases and outcome. The serotype distribution differed between non-susceptible and susceptible strains. The serotypes in the 7-valent pneumococcal conjugate vaccine covered 42% of all infections and 73% of those caused by non-susceptible strains. In conclusion, the impact of antibiotic resistance in invasive pneumococcal disease remains limited in south-west Sweden.

  • Growth and characterization of wurtzite GaP nanowires with control over axial and radial growth by use of HCl in-situ etching

    • We report on the synthesis of non-tapered wurtzite (WZ) GaP nanowires by use of in-situ etching and the structural and optical characterization thereof. HCl was evaluated as an in-situ etchant in order to impede the onset of radial growth since the WZ crystal phase in GaP nanowires preferentially grows at relatively high growth temperatures around 600 degrees C, at which strong radial growth typically occurs. Transmission electron microscopy measurements confirmed non-tapered WZ GaP nanowires after growth. Photoluminescence characterization revealed defect related red emission, possibly related to transitions within the bandgap. Raman measurements show that the phonon energies in WZ GaP are very close in energy to the phonon energies in zinc blende GaP. (C) 2013 Elsevier B.V. All rights reserved.

    • Dentin hypersensitivity can be reduced by the use of a remineralization agent to hinder movement of fluids within the dentin tubules. Penetration of particles into the tubules and a continuous release of Ca2+ and phosphate ions can induce the mineralization of a material mimicking the mineral component of dentin, sealing the tubules. In this work, we have used complementary electron microscopy techniques to investigate the ultrastructure of dentin and crystallization and occlusion effects when using amorphous calcium magnesium phosphate (ACMP) microspheres on extracted human molars. Application of the particles in a gel intended for athome use resulted in intra-tubular mineralization of a carbonate substituted hydroxyapatite (HA). Transmission electron microscopy (TEM) and scanning electron microscopy (SEM) showed that crystallization was initiated on the peritubular dentin (PTD) with undirected crystal growth leading to the formation of a porous material. We additionally investigated the effects from using a fluoride toothpaste to potentially improve the remineralization and anti-cariogenic properties of the ACMP microspheres. Energy dispersive x-ray spectroscopy (EDX) using TEM in scanning mode (STEM) showed that fluoride incorporation resulted in an increase in aspect ratio of the crystals, crystal growth directed towards the center of the tubule lumen and densification of the mineralized material. Thus, ACMP microspheres are promising alternatives as occluding agents and the efficacy of the particles could be further improved with the complementary use of a fluoride toothpaste.

    • This article relates computer gaming to the social psychology of identity, focusing the notion that identity construction has a reflected character not only in virtual reality but also in real life. This gives a tight correspondence between the two, although the screen construction of identity goes on in greater independence of real other persons. Gaming has the trait that it contracts several events at one point in space and time. This provides for two extremes of identification: functional and existential identification, which are tightly coupled in gaming, but also for the element of meaning creation in gaming, where the step from concrete action to mental act is short, as well as for the processes of anticipatory identification that are found in it. This gives a high emotional intensity to it. The analysis is based on a theoretical sketch of stages in the act, building on the work of G. H. Mead.

    • Not to put the cart before the horse; clarification of Mead's"role taking"George Herbert Mead's "role taking" is subject to many interpretations. Some dominant definitions restrict role taking to reflective people trying to understand each other and taking on each others' roles. Other definitions restrict role taking to the stage of a developed language. Against these two types of definitions I assert that Meads concept is explanatory, not merely descriptive, functionally as well as existentially. It has a value also on elementary levels of human development, where man is socially similar to other primates. Swedish sociologists have contributed fruitfully to straighten the debate. My intention is to clarify it further, and to explicate my own interpretation. Basic role taking is a non-reflective activity going on in any place where living entities influence each other with gestures in similar ways. In human beings it gives rise to conscious discursive reflectivity, and it coincides phylogenetically and ontogenetically with development of language, rather than being created by it. Role taking emanates from breaking automatic responsivity. It introduces distance and reflectivity and results in conscious social behavior, rather than being produced by such. In this way, role taking is a major step in the development of intelligence on earth.

    • Genforskningen har koncentrerat sig på att urskilja vilka gener som påverkar eller skapar vilka beteenden och tendenser. Det finns till exempel en enda gen SRY, som möjliggör förekomsten av manligt biologiskt kön (Mukherjee, 2018). Det finns en gen FOX P2 som har med språkförmågan att göra. Men det finns tusen andra gener som också har med manligt kön och/eller språkförmåga att göra, som tillåter eller förhindrar manligt kön att uppstå i en viss individ, som hindrar eller tillåter en viss individ i en viss familj med FOX P2 att kunna utveckla normalt tal. Forskningen kring relationer mellan gener och beteenden och fysiologiska egenskaper pågår globalt. Ovan nämnda exempel är två av tusentals.Relationerna mellan gener är komplexa; en viss genuppsättning kan inte förutsäga visst beteende med precision. Ändå har till exempel den intensiva adhd-debatten präglats mycket av just behovet att konstatera vissa beteenden och tendenser som bestämda och givna ”av naturen”. I fallet adhd gäller dessutom att man hittills inte har intensivstuderat eller spårat avvikelser på gennivå.Neurofysiologin rymmer numera mycket kunskaper om relationen mellan specifika gener och specifika egenskaper. Exempelvis visar autism och Aspberger specifika drag i nervcellerna. Hos personer med autism är enligt vissa studier de trådar som förbinder nervcellerna kortare än hos den fysiologiska normalindividen, och genen FOXP2 är frånvarande hos individer med vissa svårigheter i språklärande. Men hos adhd finner man inte neurofysiologiska särdrag.

    • Boken redovisar en systematisk grund för filosofen och sociologen G. H. Meads identitetspsykologi som komplement till utvecklings­psykologin. Fokus ligger på 1) en övergripande analys av hur den personliga identiteten skapas och formas, 2) lekens centrala roll i den processen, och 3) dess följeslagare språket, som i början av livet har just karaktären av lek. Förskolan är ett drivhus för dessa processer, som alla tre i dag är mer aktuella än någonsin.Boken lämpar sig för alla som med intresse ägnar sig åt förskole­barns utveckling, i första hand förskollärarutbildning.

    • The aim of this text is to introduce perspectives, questions and empirical examples regarding children's identity construction in play with dolls and figures that represent women and men in both gender-typed and non gender-typed ways. Videotaped play of two 4-year old boys and three 5-year-old girls in a preschool setting is analyzed from complementary interactionistic and socio-cultural perspectives. The level of plasticity in the toyplay is interpreted. The results suggest ways in wich the gender-plastic character of toy play can be founded in children's intentions as well as in the toys' character as mediating tools. The analysis is based on whether children play with, through, in or beside their toy gestalts. These and other similar distinctions help to differentiate identity consequences in play.

    • Vi har bedrivit en forskningscirkel med syfte att utvärdera värmekameran som visualiseringsteknik i olika ämnen på naturbruksprogrammet genom att planera, genomföra och reflektera kring lektionsupplägg, där elever har fått möjlighet att använda värmekameror med olika grad av styrning. Resultatet visar att värmekameran har många skilda tillämpningsområden inom lantbruk och djurhållning och kan användas i undervisningen som ett verktyg för elevers praktiska undersökningar av t.ex. djurs fysiologi, eller som ett mätinstrument då tillfälle ges, t.ex. för att studera juverbölder hos suggor eller temperaturökning när en skruv tar fel gäng. En utmaning i undervisningen är att finna en balans mellan öppenhet och styrning, där eleverna upplever att de har möjlighet att undersöka fenomen de själva är intresserade av, men utifrån ett etablerat, systematiskt arbetssätt. Sammanfattningsvis har vi upplevt användning av värmekameror som ett effektivt och intresseväckande sätt att konkretisera och individanpassa undervisningen på naturbruksprogrammet, vilket vi kan rekommendera andra lärare att prova.
