    • Electrochemical synthesis and physical characterization of ZnO nanoparticles functionalized with four different organic acids, three aromatic (benzoic, nicotinic, and trans-cinnamic acid) and one nonaromatic (formic acid), are reported. The functionalized nanoparticles have been characterized by X-ray powder diffraction, transmission electron microscopy, Fourier transform infrared spectroscopy, X-ray photoelectron spectroscopy, UV−vis, and photoluminescence spectroscopy. The adsorption of the organic acids at ZnO nanoparticles was further analyzed and interpreted using quantum-chemical density-functional theory computations. Successful functionalization of the nanoparticles was confirmed experimentally by the measured splitting of the carboxylic group stretching vibrations as well as by the N(1s) and C(1s) peaks from XPS. From a comparison between computed and experimental IR spectra, a bridging mode adsorption geometry was inferred. PL spectra exhibited a remarkably stronger near band edge emission for nanoparticles functionalized with formic acid as compared to the larger aromatic acids. From the quantum-chemical computations, this was interpreted to be due to the absence of aromatic adsorbate or surface states in the band gap of ZnO, caused by the formation of a complete monolayer of HCOOH. In the UV−vis spectra, strong charge-transfer transitions were observed.

    • A normal incidence photodetector operating at 8-14 μm is demonstrated using p-type δ-doped SiGe dot multilayer structures grown by molecular beam epitaxy on Si(001) substrates. Based on the experimental results of photoluminescence and photoluminescence excitation spectroscopies together with numerical analysis, the origin of the measured photocurrent was attributed to intersubband optical transitions between the heavy hole and light hole states of the valence band of the self-assembled SiGe dots and subsequent lateral transport of photo-excited carriers in the conduction channels formed by Ge wetting layers.

  • Photoluminescence excitation spectroscopy of self-assembled SiGe/Si quantum dots

    • Photoluminescence excitation (PLE) experiments are reported for various self-assembled SiGe/Si dot samples grown on Si(001) by molecular beam epitaxy at substrate temperatures ranging from 430 to 580 C. Two excitation peaks were observed, and the characteristics of the involved optical transitions were studied in detail by PLE (in one case implemented together with selective photoluminescence, SPL) on different samples containing either only one SiGe dot layer or multiple SiGe-dot/Si stacks. The temperature- and power-dependence of the excitation properties together with the results of six-band k.p calculations support the assignment of the observed PLE peaks to spatially direct and indirect transitions collected from two different SiGe dot populations.

    • Well-resolved photoluminescence excitation (PLE) spectra are reported for selfassembled SiGe dots grown on Si(100) by molecular beam epitaxy. The observation of two excitation resonance peaks is attributed to two different excitation/de-excitation routes of interband optical transitions connected to the spatially direct and indirect recombination processes. It is concluded that two dot populations are addressed by each monitored luminescence energy for the PLE acquisition.

  • Photoluminescence study of MOCVD-grown GaN/AlGaN MQW nanostructures : Influence of Al composition and Si doping

    • A detailed study of low-temperature photoluminescence (PL) in GaN/AlGaN multiple quantum well (MQW) nanostructures has been reported. We have investigated the effect of Si doping and Al content on PL spectra and PL decay time of these structures. The temperature dependence of radiative as well as non-radiative lifetimes have been evaluated between 2K and room temperature for different Si doping. We found that radiative recombination at higher temperatures even up to RT is stronger in the doped sample, compared to the undoped one. Hole localization in GaN/AlGaN MQWs with different compositions of Al is demonstrated via PL transient decay times and LO phonon coupling. It is found that there is an increasing of the decay time at the PL peak emission with increasing Al composition. For the undoped sample, a non-exponential PL decay behaviour at 2K is attributed to localized exciton recombination. A slight upshift in QWs PL peak with increasing Al composition is observed, which is counteracted by the expected rise of the internal QW electric field with increasing Al. The localization energies have been evaluated by studying the variation of the QW emission versus temperature and we found out that the localization energy increases with increasing Al composition. © IOP Publishing Ltd.

  • Optical observation of discrete well width fluctuations in wide band gap III-nitride quantum wells

    • A detailed observation of discrete well width fluctuations via localized excitons in the photoluminescence (PL) spectra of MOCVD-grown undoped GaN/Al0.07Ga0.93 N multiple quantum wells (MQWs) has been reported. Doublet excitonic features with a distance varying between 10 and 25 meV for different well widths (1.5 to 4.5 nm) are observed in the PL spectra. They are explained in terms of discrete well width variations by one c-lattice parameter, i.e. two GaN monolayers. By mapping the PL measurements across the samples with different excitation spot size, it is shown that the extension of areas with a constant well width is less than 1 μm2. TEM pictures give evidence of interface roughness, although the contrast is weak at this low Al composition. In addition we observe a long-range variation of the PL peak position across the sample, interpreted as a fluctuation in Al composition in the barriers. The residual broadening of an excitonic peak (apart from the splitting related to well width fluctuations) is about 10 meV, somewhat larger for larger well widths, and is mainly ascribed to hole localisation potentials in the QWs. Additional broadening occurs in the MQWs due to inequivalent properties of each QW within the excitation spot. © 2007 WILEY-VCH Verlag GmbH & Co. KGaA.

    • The Si-doped GaN/Al0.07Ga0.93N multiple quantum wells (MQW) were investigated, using photoluminescence (PL) and time-resolved (PL) measurements. The influence of Si doping on the emission energy and recombination dynamics of the MWQs were also investigated, with different dopant position in the wells. It was observed that the redshifted emission of the MQWs was attributed to the self-energy shift of the electron states due to the correlated motion of the electrons exposed to the fluctuating potential of the donor ions. It was also observed that the PL decay time of the sample was ∼760 ps, at low temperature.

    • A low-temperature micro-photoluminescence (μ-PL) investigation of InAs/GaAs quantum dots (QDs) exposed to a lateral external electric field is reported. It is demonstrated that the QDs PL signal could be increased several times by altering the external and/or the internal electric field. The internal field in the vicinity of the dots could be altered by means of an additional infra-red laser. We propose a model, which is based on an essentially faster lateral transport of the charge carriers achieved in an external electric field. Consequently, also the capture probability into the dots and subsequently the dot luminescence is also enhanced. The results obtained suggest that the lateral electric fields play a major role for the dot luminescence intensity measured in our experiment.

    • High-phase-purity zinc-blende (zb) InN thin film has been grown by plasma-assisted molecular-beam epitaxy on r -plane sapphire substrate pretreated with nitridation. X-ray diffraction analysis shows that the phase of the InN films changes from wurtzite (w) InN to a mixture of w-InN and zb-InN, to zb-InN with increasing nitridation time. High-resolution transmission electron microscopy reveals an ultrathin crystallized interlayer produced by substrate nitridation, which plays an important role in controlling the InN phase. Photoluminescence emission of zb-InN measured at 20 K shows a peak at a very low energy, 0.636 eV, and an absorption edge at ∼0.62 eV is observed at 2 K, which is the lowest bandgap reported to date among the III-nitride semiconductors. © 2008 American Institute of Physics.

    • A thorough investigation of quantum-dots-in-a-well structures for infrared photodetector applications has been performed employing different experimental techniques. The electronic structure of self-assembled InAs quantum dots embedded in an In0.15Ga0.85As/GaAs quantum well (QW) was deduced from photoluminescence (PL) and PL excitation (PLE) spectroscopy. From polarization-dependent PL it was revealed that the quantum dots hold two electron energy levels and two heavy-hole levels. Tunnel capacitance spectroscopy confirmed an electron energy level separation of about 50 meV, and additionally, that the conduction-band ground state and excited state of the dots are twofold and fourfold degenerates, respectively. Intersubband photocurrent spectroscopy, combined with simultaneous interband pumping of the dots, revealed a dominant transition at 150 meV (8.5 mu m) between the ground state of the quantum dots and the excited state of the QW. Results from detailed full three-dimensional calculations of the electronic structure, including effects of composition intermixing and interdot interactions, confirm the experimentally unravelled energy level scheme of the dots and well.

    • We report on a quantum dots-in-a-well infrared photodetector (DWELL QDIP) grown by metal organic vapor phase epitaxy. The DWELL QDIP consisted of ten stacked InAs/In0.5Ga0.85As/GaAs QD layers embedded between n-doped contact layers. The density of the QDs was about 9 × 10 10 cm-2 per QD layer. The energy level structure of the DWELL was revealed by optical measurements of interband transitions, and from a comparison with this energy level scheme the origin of the photocurrent peaks could be identified. The main intersubband transition contributing to the photocurrent was associated with the quantum dot ground state to the quantum well excited state transition. The performance of the DWELL QDIPs was evaluated regarding responsivity and dark current for temperatures between 15 K and 77 K. The photocurrent spectrum was dominated by a LWIR peak, with a peak wavelength at 8.4 μm and a full width at half maximum (FWHM) of 1.1 μm. At an operating temperature of 65 K, the peak responsivity was 30 mA/W at an applied bias of 4 V and the dark current was 1.2×10-5 A/cm2. Wavelength tuning from 8.4 μm to 9.5 μm was demonstrated, by reversing the bias of the detector.

As a consequence, this opens the possibility of controlling the average number of excess electrons in the quantum dot by optical means.
