  • Memory Effect of Metal-Oxide-Silicon Capacitors with Self-Assembly Double-Layer Au Nanocrystals Embedded in Atomic-Layer-Deposited HfO2 Dielectric

    • We report the chemical self-assembly growth of Au nanocrystals on atomic-layer-deposited HfO2 films aminosilanized by (3-Aminopropyl)-trimethoxysilane aforehand for memory applications. The resulting Au nanocrystals show a density of about 4 x 10(11) cm(-2) and a diameter range of 5-8 nm. The metal-oxide-silicon capacitor with double-layer Au nanocrystals embedded in HfO2 dielectric exhibits a large C - V hysteresis window of 11.9 V for +/- 11 V gate voltage sweeps at 1 MHz, a flat-band voltage shift of 1.5 V after the electrical stress under 7 V for 1 ms, a leakage current density of 2.9 x 10(-8) A/cm(-2) at 9 V and room temperature. Compared to single-layer Au nanocrystals, the double-layer Au nanocrystals increase the hysteresis window significantly, and the underlying mechanism is thus discussed.

    • An atomic-layer-deposited Al2O3/HfO2/Al2O3 (A/H/A) tunnel barrier is investigated for Co nanocrystal memory capacitors. Compared to a single Al2O3 tunnel barrier, the A/H/A barrier can significantly increase the hysteresis window, i. e., an increase by 9V for +/- 12V sweep range. This is attributed to a marked decrease in the energy barriers of charge injections for the A/H/A tunnel barrier. Further, the Co-nanocrystal memory capacitor with the A/H/A tunnel barrier exhibits a memory window as large as 4.1V for 100 mu s program/erase at a low voltage of +/- 7V, which is due to fast charge injection rates, i. e., about 2.4 x 10(16) cm(-2) s(-1) for electrons and 1.9 x 10(16) cm(-2) s(-1) for holes.

  • Dynamic evolution and driving force analysis of land use/cover change on loess plateau watershed

    • Using land resources quantity change model and land use/cover change index, dynamic changes and driving forces of land use/cover change were discussed in Tianshui, Gansu Province during the resent twenty years. The results showed that slope farmland area declined sharply, terrace area increased rapidly, forestland area and orchard area increased steadily from 1986 to 2004. According to the change of land-use type transfer, the entering speed of terrace was slightly less than the exiting speed, which was in a state of equilibrium for two-way high-speed conversion, while the entering speed of shrub land was less than the exiting speed, and presented a scale reduced trend. The change degrees of the land use types in the previous period (1986-1995) was much more obvious than that in the later period (1995-2004). Besides special topography and climate factors, national policies, population growth and economic development are driving forces of land use types change. After the implementation of the natural forest protection project and returning farmland to forest projects, land use situation in the region has been improved.

  • The Genome Sequence of Taurine Cattle : A Window to Ruminant Biology and Evolution

    • To understand the biology and evolution of ruminants, the cattle genome was sequenced to about sevenfold coverage. The cattle genome contains a minimum of 22,000 genes, with a core set of 14,345 orthologs shared among seven mammalian species of which 1217 are absent or undetected in noneutherian (marsupial or monotreme) genomes. Cattle-specific evolutionary breakpoint regions in chromosomes have a higher density of segmental duplications, enrichment of repetitive elements, and species-specific variations in genes associated with lactation and immune responsiveness. Genes involved in metabolism are generally highly conserved, although five metabolic genes are deleted or extensively diverged from their human orthologs. The cattle genome sequence thus provides a resource for understanding mammalian evolution and accelerating livestock genetic improvement for milk and meat production.

  • Selection against PUMA gene expression in Myc-driven B-cell lymphomagenesis.

    • The p53 tumor suppressor pathway limits oncogenesis by inducing cell cycle arrest or apoptosis. A key p53 target gene is PUMA, which encodes a BH3-only proapoptotic protein. Here we demonstrate that Puma deletion in the Emu-Myc mouse model of Burkitt lymphoma accelerates lymphomagenesis and that approximately 75% of Emu-Myc lymphomas naturally select against Puma protein expression. Furthermore, approximately 40% of primary human Burkitt lymphomas fail to express detectable levels of PUMA and in some tumors this is associated with DNA methylation. Burkitt lymphoma cell lines phenocopy the primary tumors with respect to DNA methylation and diminished PUMA expression, which can be reactivated following inhibition of DNA methyltransferases. These findings establish that PUMA is silenced in human malignancies, and they suggest PUMA as a target for the development of novel chemotherapeutics.

    • A simulation with combination of a finite element analysis of Thermally Conductive Adhesive and contact resistance modeling has been presented. Using ANSYS and MATLAB software thermal conductivity and electrical resistivity of Conductive Adhesives with Ag filler and Epoxy matrix has been calculated. Thermally Conductive Adhesives are used as a thermal interface material to provide a better conduction and heat transfer between two surfaces. The results show that the conductivity dependency is relatively high for different filler shape and alignment. Discussed models are bimodal, Ag flakes and Ag spherical micro particles and trimodal with Multi-WallCNT nano particles.

    • Tribolium castaneum is a representative of earth’s most numerous eukaryotic order, a powerful model organism for the study of generalized insect development, and also an important pest of stored agricultural products. We describe its genome sequence here. This omnivorous beetle has evolved an ability to interact with a diverse chemical environment as evidenced by large expansions in odorant and gustatory receptors, as well as p450 and other detoxification enzymes. Developmental patterns in Tribolium are more representative of other arthropods than those found in Drosophila, a fact represented in gene content and function. For one, Tribolium has retained more ancestral genes involved in cell-cell communication than Drosophila, and some are expressed in the growth zone crucial for axial elongation in short germ development. Systemic RNAi in T. castaneum appears to use mechanisms distinct from those found in C. elegans, but nevertheless offers similar power for the elucidation of gene function and identification of targets for selective insect control.

    • We build a model to study the sidewall corrugation of fabricated silicon microrings and investigate its impact on the spectral response of the resonator system. From the scanning electron microscope images, the sidewall corrugation can be engineered into certain periodicity and characterized into a group of rectangular gratings, or quasi-gratings, which in turn generate mutual mode coupling between the forward- and backward-propagating modes in the ring and lead to resonance splitting. We find that the reflectivity of the quasi-gratings is proportional to the mutual coupling strength and the resonance splitting only occurs at the resonances where high reflectivity takes place. The model agrees well with the experimental measurements and provides some guideline in applying mutual mode coupling for various functions in the field of optics.

    • In this paper, we experimentally demonstrate continuously tunable pulse propagation in SOI microring resonators with mutual mode coupling, which is induced by nanosized gratings along the ring sidewalls. In the presence of the mutual mode coupling, dispersion-induced group delay is investigated in single-waveguide and double-waveguide coupled single-ring resonators, respectively. In particular, pulse propagation in the drop channel of a double-waveguide coupled resonator is observed and exhibits continuously tunable delay and advancement features in the experiment. Delayed pulses are also obtained at the reflection port of a single-waveguide coupled resonator due to the existence of backward whispering gallery mode (WGM).

    • A series of carbazole-functionalized carboxylate ligands (N-carbazolylacetic acid (L1), 4-carbazol-9-yl-benzoic acid (L2), and 3-(4-carbazol-9-yl-phenyl)-acrylic acid (L3)) and their corresponding silver complexes were designed and synthesized and the structures were determined by single crystal X-ray diffractions. The silver atoms in the complexes are in tetrahedral geometry coordinated with two oxygen from carboxylic and two phosphorous atoms from triphenylphosphine. The complexes exhibit excellent electrochemical characters in solution and strong photoluminescence in the solid state. The emission wavelengths of the compounds can be tuned (from ultraviolet to visible region) by introducing of the second coordinating ligand triphenylphosphine and by elongation of the conjugation moieties.
