    • In this paper, the manufacturing process and formation mechanism study of sigma-shaped source/drain (S/D) recess in 28 nm node pMOSFETs and beyond have been presented. The mechanism of forming sigma-shaped recesses included a detailed analysis how to apply the dry and wet etching to shape the recess in a controlled way. The key factors in etching parameters were identified and optimized. Simulations of strain distributions in the channel region of the devices with selectively grown Si0.65Ge0.35 on different S/D recess shapes were carried out and the results were used as feedback to find out a trade-off between maximum strain in the channel region of the transistors and low short channel effect. Finally, guidelines for designing the shape of recess and for tuning the etching parameters for high mobility transistors have been proposed.

  • Measurement of horses gaits using geo-sensors

    • The aim of this thesis is to determine the horse's gait types using the acceleration values measured from the horse. Measurements were taken at a race track in Gävle, Sweden. A total of five Nanotrak sensors were used, four on the different parts of the horse, and one on the hand of the horse's driver; a car was driven parallel to the horse and the motions of the horse was recorded by a camera in order to synchronize with the data measured by the sensors. In total four sets of measurements were recorded. The software to process the data was Matlab, and the main mathematical tool to analyze it was Short Time Fourier Transform (STFT), different windows were evaluated as well as the data length. The method for classification of horse's gaits was categorized as amplitude of the fundamental frequency component. The method shows promising results with a misclassification below one percent. However, higher sampling rate, more measurements and more analysis are needed to be done in the future to find a proper way to automatic determine the horse's gaits.

  • Electrical conductivity and mechanical properties of melt-spun ternary composites comprising PMMA, carbon fibers and carbon black

    • In this study, the electrical conductivity of melt spun composites consisting of PMMA containing both aligned carbon fibers (CF) and carbon black (CB) has been investigated. A broad range of composite compositions (up to 50 vol % CF and 20 vol % CB) was studied. The percolation thresholds of binary PMMA/CF and PMMA/CB composites were determined to 31.8 and 3.9 vol %, respectively. Experimental conductivity contour plots for PMMA/CF/CB ternary composites were presented for the first time. Additionally, based on a model for predicting the percolation threshold of ternary composites, a novel equation was proposed to predict the conductivity of ternary composites, showing results in agreement with corresponding experimental data. Finally, two mechanical contour plots for elastic modulus and tensile strength were presented, showing how the decreasing tensile strength and increasing E-modulus of the PMMA/CF/CB ternary composites was depending on the CB and CF filling fractions. The systematic measurements and novel equations presented in this work are especially valuable when designing ternary conductive polymer composites with two different fillers.
